AMD said the main problem was heat trapped on top, but since now cache at the bottom that should not be a problem, in theory.

Voltages were a problem. I think the 3D chiplet will be limited. Maybe 5.4GHz.

That is why I said "mostly". But generally thermals were the biggest issue. Voltages were the reason why AMD forbid overclocking on Zen3-Zen4 X3D parts. And while I also think there will be limitations, I think that a frequency increase respect to the previous generation has to be expected.

No, voltage is definitely the hard ceiling since SoIC bonds tend to kinda do the 12VHPWR thing at high volts lotta current.

AMD pointed out that the thermal resistance of the bonding interfaces is a significant part of the overall thermal resistance.

Zen 3 and 4 X3D:

package — thinned core chiplet — hybrid bonding interface — thinned cache chiplet over the cache area, thinned structural chiplet over the cores area — hybrid bonding interface (sort of) — structural chiplet — thermal interface — heat spreader​

Zen 5 X3D:

As for Voltages, at least lower temperatures also allow for slightly lowered V-f curve, in theory. How much though...?

Kraken isn't a rebrand even if it may be pointless outside of a sticker. Phoenix 2 was also not a rebrand nor pointless. It was supposed to be cheaper.

Well, in Zen 5, with V-Cache on the bottom, they are passing a lot of current through it. Maybe they have some bigger / thicker TSVs for this purpose.

This is getting silly. KRK has Zen 5 cores (vs. Zen 4), RDNA 3.5 (vs. RDNA 3), it has a new NPU (TOPS 50 vs. 16) and is CoPilot branding eligible.

Nothing about it is a rebrand.

I hate to break it to you bud, but $3K isnt going to cut it. $699 for X3D + $2600 for scalped 5090 + taxes/VAT, you are looking at $3500 easily.

You can have an x8 to an external GPU + 2xSSD, or 4x to an I/O hub, 8x to a GPU, and 1xssd, or 4xssd, or a few thunderbolt ports and a couple SSDs.

Thunderbolt GPU enclosure is an option too.

Except they will pair it with crappy LPDDR5. Mendocino has 5500 MT/s and it's almost atrocious.

Mendochino's GPU is tiny though, only 2 CU, same as the Raphael and Granite Ridge integrated graphics.

It's not meant for anything serious.

I turned on the MSI PBO "Enhanced Mode 3" and set boost to +200mhz in the bios. It seems to hit that in games without any CO offset, which caused instability with the 7800X3D. Also the idle temps seem much lower, core is now 33C.

I can't figure out what this mode does and there is not much documentation on it, but the lower idle temps alone are a big plus. Higher clocks are good for old games that don't benefit from the vcache or threads.
