Which of these 3DTVs should I buy?

I would recommend the Sony HX929 LCD. Best LCD available (not including Sharp's Elite) and looks to be in your price range.

Edit: Never mind. It looks like you're in Canada and your prices on TVs are on the high side. Out of the TVs you listed, it's a toss up.

any reason you have to get a LCD? plasmas generally do 3D better

out of those the 2nd sammy

but jack is correct the sony he mentioned is better then all listed and on the plasma front the Panny VT series and the Sammy D7000 would be worth checking out
 
Assuming you've done your research and ruled out plasma for your needs, the two I would decide between from your list are the Samsung D6500 (the 6900 is a Canada-only model that differs only in the included remote and web browser, AFAIK) and the Sony EX723. Between those two, it really is a toss-up based on your personal preference.
 
I would not rule out plasma just yet. I went plasma on my latest TV purchase and have been very happy with this being my first plasma. I have been using a Panasonic 55st30 and have been very impressed with the picture quality of this TV. From my experience with LCD’s and now plasma’s I would chose plasma’s over LCD easily.
