Freescale develops GaAs MOSFETs

After Apple switched to Intel, it hardly seems worthwhile for Freescale to develop this technology for their embedded processors and microcontrollers. 45nm is going to be challenging and expensive enough by itself. I really don't think Freescale is in position to gamble on GaAs.

I don't know how IBM has been doing with their SiGe technology.

SiGe is a Bi-CMOS technology. Its advantages are in the analog world, not the CMOS world.

I think cray used to use GaAs. The article presents it as if the idea is new.
